Design of Schmitt-Trigger Based SRAM Bitcell Using FinFET and CNTFET Technology

In this paper, the authors propose the design of Schmitt Trigger (ST) based differential sensing SRAM bitcell using FinFET and CNTFET to reduce signal distortion and to improve read and write stability for low power application. Recent work uses 4T-10T SRAM bitcell to reduce signal distortion. As number of transistor increases distortion will decrease and power dissipation will increase. Two type of Schmitt trigger circuits are proposed here as ST-1 and ST-2 and this circuit is simulated using HSPICE G-2012.06 at 32 nm technology. Analysis was carried out to study for power dissipation, delay and signal distortion.
